FIELD: manufacturing photomasks. SUBSTANCE: method involves producing a photolayer with the aid of a mixture of aqueous solution of polyvinyl alcohol (88.3-97.6 % ), zinc oxide (2.2-11 % ), copper bromide or copper chloride (0.2-0.7 % ) with further removing of precipitation, the obtained photolayer being treated with 25 - 28 % ammonia aqueous solution. EFFECT: enhanced efficiency.
