FIELD: optonanoelectronics.
SUBSTANCE: invention relates to optonanoelectronics, in particular to devices based on quantum molecules. A laser radiation converter based on a quantum molecule in an electric field containing a basic element representing a system of two tunnel-coupled quantum dots - a quantum molecule doped with D– and A+ centers, with GaAs-based quantum dots with radii of 20 nm and 200 nm, with a confinement potential amplitude of 0.2 eV and 0.35 eV, respectively and the wavelength of the two-photon pump λ= 80 microns, characterized in that the quantum molecule is located in an external electric field of ~2.5 ×106 V/m, through which the intensity of laser radiation in the visible light range is controlled.
EFFECT: present invention enables to adjust the wavelength of laser generation from the infrared range to the visible light range.
