FIELD: physics, radio.
SUBSTANCE: invention pertains to quantum radiophysics, and more specifically to solid laser beam generators, generating signals in millimeter and sub-millimeter ranges (30 GHz - 1500 GHz) and can be used in radio spectroscopy, in communication technology, in radio-astronomy and in detection and ranging, in biology and chemistry. The maser comprises an active element and injector, adjoining each other with their contact surfaces, having unevenness of not more than 1 mcm. On each surface opposite the contact surface, is fixed the corresponding current lead. Active element is made in the form of a lamel from mono-crystals of indium antimonide, thickness 0.5 mm - 1 mm, carrier concentration in it is 1014-1015 cm-3. Injector is made in the form of a lamel from conductive ferromagnetic material with a high degree of spin polarization conduction electron with a resistivity of not more than 10-2 O·cm, thickness 0.5 microns - 1 mm with the Curie temperature higher than the operating temperature.
EFFECT: range extension of radiation towards millimeter waves conserving the capability of radiation in sub-millimeter range due to the use of spin degree of freedom of injected electrons during range extension of operating temperatures towards higher temperatures.
