FIELD: technological processes.
SUBSTANCE: invention relates to the field of electroplating and can be used to obtain copper films with enhanced strength properties. Method involves the preparation of an aqueous solution of copper sulfate with the addition of ethyl alcohol to a concentration of 37.5–41.5 ml/l and subsequent acidification to a pH not higher than 1, preparing a graphene suspension containing a graphite-graphene mixture of a graphene fraction with an aqueous solution of polyacrylic acid in a weight ratio of water / graphite-graphene mixture / solution of polyacrylic acid = 1/(6–8)·10-3/(6–6.5)·10-4, which is dispersed within 15–20 minutes, after which the dispersed graphene suspension in an amount of 0.1 g/l is added to the sulphate electrolyte, a cell is collected with a ratio of anode surface area to cathode surface area equal to (10–15):1, and place the electrodes in the sulfate electrolyte, then copper is deposited at a constant current density of 0.4–0.5 A/cm2 within 120–150 minutes, after which the electrodes are dried, and the deposited film is separated from the cathode.
EFFECT: increase in the microhardness of the deposited copper film due to the introduction of a graphene suspension into the electrolyte, which ensures the growth of copper in the nano doubled modification.
