FIELD: physics.
SUBSTANCE: group of inventions relates to laser semiconductor engineering. Laser device (100) comprises two to six mesas (120) provided on one semiconductor chip (110). Optical resonator of a laser of surface radiation with a vertical resonator and mesa (120) are electrically connected in parallel to each of mesas (120). Device is designed so that deterioration on surface (242) of the semiconductor-air interface reduces the power of the laser radiation emitted by the laser instrument when excited by a given input electric power. Surface (242) of semiconductor-air separation is located at distance from antinode of standing wave pattern of optical field in laser resonator at excitation by specified input electric power, so that deterioration of said at least one semiconductor-air interface (242) reduces the output of laser radiation when excited by predetermined input electric power by increasing the reflection coefficient of the laser instrument.
EFFECT: technical result consists in improvement of safety of device.
