FIELD: physics.

SUBSTANCE: laser device is formed by, at least, one surface-emitting laser with a vertical resonator with intracavity contacts. The said surface-emitting laser with a vertical resonator comprises an epitaxial layered structure with an active region between the first distributed Bragg reflector and the second distributed Bragg reflector, the first current-injection type of the first conductivity type between the first distributed Bragg reflector and the active region, and the second current-injection type of the second conductivity type between the second distributed Bragg reflector and the active region. Additionally it contains a current aperture. The said first and the second current-injection layers are in contact with the first and the second metal contacts, respectively, in which the said first and/or the second distributed Bragg reflectors are formed from alternating layers of alumina and Al(x)Ga(1-x)As layers with 0≤x≤0.3. The first and second metal contacts are located on opposite sides of each of said surface-emitting lasers with a vertical resonator. There is, at least, one non-etched core to the light-emitting region of the laser device. And the width of one non-etched core is equal to or less than the double width of the current aperture oxidation.

EFFECT: creating a laser device with high power conversion efficiency.
