FIELD: semiconductor waveguides and lasers. SUBSTANCE: waveguide is formed by semiconductor optical-signal guide incorporating optical pulse compression area. The latter has at least one region of saturable amplifier that loses its amplifying characteristic upon amplifying fixed number of optical energy and at least one region of saturable absorber that loses its absorbing characteristic upon absorbing fixed number of optical energy; saturable amplifier region and saturable absorber region are arranged so that they are alternating relative to each other in optical pulse compression area. Semiconductor laser has region of optical-pulse compression waveguide incorporated in semiconductor laser cavity.
