FIELD: physics, semiconductors.
SUBSTANCE: invention is related to solid state electronics of superhigh frequencies (SHF) and may be used for generation, and also for synchronisation, detection and amplification of superhigh electromagnet oscillations. In method for generation of electromagnet superhigh frequency oscillations semiconductor material is used, on surface or in volume of material electrodes are placed, which form rectifying contacts to semiconductor, distance between electrodes D is selected within the limits from Dmin= 0.2 μm to Dmax=400 μm, before, after or during application of electrodes electronic-oscillating centers (EOC) are inserted in material between electrodes in concentration from 2·1012 cm-3 to 2·1017 cm-3, electromagnet connection is established between material containing EOC between electrodes and SHF resonance system, for instance oscillating circuit, resonator, waveguide line that have resonance frequency within the limits from 1 GHz to frequency that is (S+2)-multiple to acoustic background that participates in electronic-oscillating transitions in material, where S-constant of electrons connection to phonons, electric voltage is applied between electrodes, and current and electric field are created in material with average intensity between 103 V/cm and intensity of material voltage failure field.
EFFECT: creation of method for generation of electromagnet SHF oscillations with low internal noise, which provides for synchronisation of phase of oscillations and makes it possible to detect and amplify SHF oscillations.
