FIELD: physics.
SUBSTANCE: invention relates to two-spectral photodetectors intended for detection of radiation in the near UV spectral range and medium infrared spectral range. Device according to the invention has photosensitive elements with a Schottky barrier for independent detection of ultraviolet and infrared radiation. Photosensitive element crystal consists of a GaP epitaxial structure on which Schottky diodes are placed. Part of diodes is located on epitaxial surface with initial concentration of carriers and records ultraviolet radiation, and second part is located on surface with high near-surface concentration of charge carriers and detects infrared radiation.
EFFECT: two-spectral photodetector devices are proposed.
