FIELD: power engineering.
SUBSTANCE: invention relates to a nuclear micro-battery, which can be used to generate small amount of energy for a long period of time. The battery contains radioactive material that emits photons or particles; and at least one diode that contains semiconductor material placed with the possibility of receiving and absorbing photons or other particles emitted by radioactive material and generating electric charge carriers in response to these reception and absorption. Moreover, the mentioned semiconductor material has a structure of a crystal lattice including aluminum, indium and phosphorus. At least one diode contains a PIN junction or a p-n junction created by the mentioned crystal lattice structure. Semiconductor material is made with the possibility of receiving and absorbing the mentioned other types of photons or other particles and generating electric charge carriers in response to these reception and absorption.
EFFECT: possibility of growing a crystal compound with high crystal quality on traditional substrate (for example, GaAs) to a large thickness, thereby increasing the absorption of particles emitted by radioactive material by the crystal.
