FIELD: optoelectronics, nuclear-physical study. SUBSTANCE: invention is related to manufacture of solid lasers operating in ultraviolet region of spectrum, used in geology, in chemistry of pure and superpure elements and compounds. Process consists, in substance, in growth of monocrystals and epitaxial layers of ZnO with use of oxidation-reduction transport reaction in hydrogen under pressure of 1.4-2.0 atm containing vapors of water over 13% in presence of gallium within limits of concentrations 0.4-6.0 atomic per cent They are fired at temperature of substrate zone ( seed ) T1=770-940 K and temperature of crucible zone ( source ) T2=990-1020 K. Firing is conducted in air or in oxygen of atmospheric pressure at temperature T=970- 1020 K in the course of t≥40 min. Then they are cured in hydrogen under pressure p= 1.8 atm at temperature 820 K in the course of t≥10 min. Process makes it possible to produce monocrystalline ZnO with high degree of transparency. Luminescent radiation of produced samples ZnO:Ga:H lies within limits of spectral band from 360 to 410 nm with fluorescence tine less than 10-8 s.
