FIELD: semiconductor sensory engineering.
SUBSTANCE: proposed method includes spraying of gas sensitive layer of copper phthalocyanine on mono-crystal plate made from gallium arsenide and alloying it with oxygen in low vacuum. As a result, sensor on base of hetero-transition n-GaAs/p-CuPc is obtained.
EFFECT: reduction of operating temperature of sensor; facilitated procedure of manufacture.
