FIELD: electrical engineering.

SUBSTANCE: invention relates to solid state thermal-emission converters. The solid state n-type conductivity power converters incorporates an emitter zone in thermal contact with the heat exchanger hot surface and including n-type zone with n*-donor concentration intended for electron emission, a semiconductor inhibited zone doped with a n-type donor additive in thermal contact with and connected to the emitter zone, a p-type barrier layer with a concentration of p*-acceptor arranged between the emitter zone and inhibited zone, the barrier layer featuring a configuration providing for availability of the potential barrier and a discontinuity between the emitter zone Fermi levels and those of the inhibiting zone. The invention proposes also two methods on converting thermal power into electrical power or electrical power into frost.

EFFECT: high-efficiency power conversion at lower temperatures and with power high-density.
