FIELD: physics.
SUBSTANCE: invention relates to semiconductor coordinate detectors of radiation particles. Bipolar cell of coordinate optoelectronic sensor-radiation detector can be used in modern ranging systems, control of fixed and moving objects, probing of cloud cover and terrain relief, optical communication lines. Technical result is achieved by applying new electric circuit, which has diode collecting ionisation current p-i-n, as well as 2-emitter bipolar n-p-n (p-n-p) transistor, which first emitter is connected to first output of address bus, and second output is to second address bus, and base of bipolar transistor through resistor is connected to offset voltage bus, and collector is to power bus. At that, said electrical circuit is implemented in design of integrated circuit, in which functionally combined high-voltage p-i-n diode and bipolar transistor increasing low-voltage ionisation current.
EFFECT: invention provides high efficiency of detecting optical and deeply penetrating radiations and faster operation of radiation detector.
