SUBSTANCE: invention relates to electromagnetic radiation modulators, particularly to ones operating in the subterahertz and terahertz frequency bands (100-10000 GHz). The invention can be used in the fields of science and technology using these frequency bands, particularly when creating high-speed wireless communication systems. The essence of the invention is a device for amplitude modulation with frequencies up to 1 THz, the operation of which is based on a change in the transmission coefficient of a coplanar waveguide circuit formed on a substrate of a semiconductor material. The transmission coefficient of the circuit changes as a result of a change in the concentration of nonequilibrium current carriers in a semiconductor material under the action of pulses from a control source of optical radiation of the visible or infrared range.

EFFECT: increased modulation frequency, decreased required operating power of the control source of optical radiation.
