FIELD: optics.
SUBSTANCE: invention relates to laser equipment. Laser with a vertical resonator and surface radiation (VCSEL) comprises a first electrical contact, a substrate, a first distributed Bragg reflector, an active layer, distributed bipolar phototransistor at heterojunctions, a second distributed Bragg reflector, and a second electrical contact. Distributed bipolar phototransistor on heterojunctions contains a collector layer, a photosensitive layer, a base layer and an emitter layer. And the distributed bipolar phototransistor on heterojunctions is executed so, that an optical coupling exists between the active layer and the distributed bipolar phototransistor at heterojunctions to ensure that the active carriers are retained by means of a distributed bipolar phototransistor at heterojunctions, that the optical mode of a laser with a vertical resonator and surface radiation is self-aligning in accordance with with the retention of active carriers during the operation of a laser with a vertical resonator and surface radiation.
EFFECT: technical result consists in opportunity of increasing the reliability of VCSEL.
