FIELD: measurement technology.
SUBSTANCE: invention can be used to estimate activation energies of oxygen ion diffusion inside said filaments. Essence of the invention lies in the fact that the method of estimating activation energies of diffusion of oxygen ions in the memristor filament by determining the probability distribution of said activation energies setting the memristor operation mode, is characterized by measuring power spectral density (PSD) SI(f) of low-frequency (LF) noise of memristor current in low resistive state (LRS) by means of a current meter, which provides local measurement in area of filament output to surface of one of memristor electrodes, and spectrum analyzer at a fixed temperature, in said PSD flicker component SFit(f)~1/fγ is extracted, characterized by spectrum shape parameter γ, and based on said spectrum shape parameter γ determining the desired probabilistic distribution of activation energies of diffusion of oxygen ions Ea, expressed by the probability density (PD) of said energies WE(Ea), calculated by a certain formula.
EFFECT: possibility of increasing efficiency of evaluation of activation energy of diffusion of oxygen ions in memristor filament.
