FIELD: radiophotonics.
SUBSTANCE: invention relates to radio photonics and can be used in designing antenna excitation devices and active phased antenna arrays for communication, radiolocation and radio navigation. Photoelectric fibre-optic module includes an optical fibre and a semiconductor heterostructure photodiode including a narrow-gap photoactive layer enclosed between two wide-gap layers. On the back surface of the heterostructure there is a dielectric layer with a refraction index <1.4 and a metal layer with a reflection coefficient of more than 96%. Photodiode is made in the form of a main cylinder with two protrusions made in the form of parts of additional cylinders. Cross-sectional area of the main cylinder is 20-50 times greater than the total area of cross-sections of the protrusions. Front surface of one of the projections is installed in the same plane with the front surface of the heterostructure, and the front surface of the other projection is made adjacent to the end face of the rear wide-gap layer of the heterostructure. Ohmic contacts are made on front surfaces of protrusions. Module efficiency is 62% at output power 40 mW.
EFFECT: increased output electric power and efficiency of the module due to reduction of optical and recombination losses.
