FIELD: radiophotonics.

SUBSTANCE: invention relates to radio photonics and can be used in designing antenna excitation devices and active phased antenna arrays for communication, radiolocation and radio navigation. Photodetector module includes an optical fibre and a laser radiation photodetector based on a semiconductor heterostructure with a narrow-gap photoactive layer enclosed between two wide-gap layers, with a system of ohmic contacts to the front and rear surfaces of the heterostructure. On the front and rear surfaces of the heterostructure there are perforated dielectric layers and ohmic contacts, which include current-collecting layers made on the perforated dielectric layers, and local ohmic contacts made in holes in the perforated dielectric layers and located equidistant from each other. Total area of local ohmic contacts is set equal to 4-8% of total area of current-collecting layers, wherein current-collecting coatings are mirror-like.

EFFECT: high output power and efficiency of the photodetector module.
