SUBSTANCE: proposed injection laser has two-high mesa strip disposed in boundary layer on p-type heterostructure end with two sublayers of same composition and different degree of doping. Injection laser, including single-mode and single-frequency one, incorporates provision for finding relations between parameters of mesa strips, sublayers of mentioned boundary layer and waveguide layers and for enhancing its output parameters.
