SUBSTANCE: invention can be used for analysing analyte solutions. Disclosed is a device and methods for single-molecular field sensors, having conductive channels, functionalised by one active fragment. Conducting channel provides a region of nanostructure (for example, such as silicon nanowire or carbon nanotube). Density of states of nanostructure traps varies for part of nanostructure nearby point, where active fragment is connected with nanostructure. In one example, a semiconductor device includes a source, a drain, a channel comprising a nanostructure having a modified portion with high trap state density, wherein the modified portion is additionally functionalised by the active fragment. Gate output is electrically connected to the nanostructure. Since the variable electrical signal is supplied to the ion solution when in contact with the nanostructured channel, current changes obtained from the semiconductor device can be used to identify the analyte composition.
EFFECT: technical result is enabling increase in the sensitivity of single-molecular field sensors.
